Moldex3D provides the following characterization services for both thermoplastic , thermoset, fabric and Advance IC Packaging.

Thermoplastic

▶ Shear Viscosity

The shear viscosity is measured by capillary viscometer (Model: Gotech CR- 6000 and Gottfert Rheograph 25) at three different processing temperatures and a reasonable range of shear rates. Shear viscosity is crucial to calculating sprue pressure, melt front advancement, clamping force…etc. Shear viscosity is necessary for all Moldex3D analyses. Shear viscosity measurement with Bagley correction is available upon request.

▶ PVT

The PVT data is measured by a dedicated instrument (Model: Gotech PVT-6000) at various temperatures and pressures. PVT data is necessary in calculating volumetric shrinkage of the material. PVT is necessary for Pack and Warp analyses, and is good to have for Flow and Cool analysis.

▶ Thermal Conductivity

The thermal conductivity is measured by using a special device of Gottfert Rheograph 25 at various temperatures and pressures. Thermal conductivity is important in calculating all the heat transfer related behaviors of thermoplastic, including cooling time, temperature distribution…etc. Thermal conductivity is necessary for all Moldex3D analysis.

▶ Heat Capacity

The heat capacity is measured by using a Differential Scanning Calorimeter, DSC (Model: Perkin Elmer DSC-8500). Heat capacity is as important as thermal conductivity in all the heat transfer related calculations. Heat capacity is necessary for all Moldex3D analyses.

Thermoset

▶ Chemorheology

The chemorheology is a study of the reactive viscosity at various time, temperature and shear rates. Moldex3D has developed a proprietary characterization technique by using a parallel-plate rheometer (Model: Anton Paar MCR502). Combining with Curing Kinetics, Chemorheology is crucial is calculating pressure, melt front, clamping force…etc. Chemorheology is necessary for all reactive / curing material simulation, like composite, RTM, IC packaging material simulation. Chemorheology of ultra low viscosity thermoset material, like resin and underfill, is available upon special request.

▶ Curing Kinetics

The curing kinetics is a study of the curing rate at various time and temperature. Moldex3D has developed a proprietary characterization technique by using Differential Scanning Calorimeter, DSC (Model: Perkin Elmer DSC-8500). This measurement is crucial to calculating conversion rate, curing time, post mold cure…etc. Curing kinetics is necessary for all reactive / curing material simulation.

Fabric

▶ Permeability & Porosity

The Permeability & Porosity are fabric properties in resin transfer molding (RTM). Moldex3D has developed a proprietary characterization technique by using an Easyperm to measure the saturated permeability of fluid flowing through the fiber cloth and using density balance to measure porosity. This measurement is crucial to predict melt front, void and warpage…etc. Permeability & Porosity is necessary for RTM simulation.
